As conventional silicon channels approach their scaling limits, two-dimensional (2D) transition metal dichalcogenides (TMDs) have emerged as promising alternatives due to their atomically thin profiles and excellent electrostatic control. In this talk, I will present our recent highlights covering the material growth, characterization, and device fabrication of 2D semiconductors. We demonstrate 200 mm wafer-scale growth of polycrystalline TMDs on amorphous oxide substrates. Furthermore, by precisely controlling nucleation, we achieve single-crystalline TMDs within device channels, overcoming a major lab-to-fab bottleneck: performance degradation from grain boundaries. Through optimized contact and gate-stack engineering, our 2D TMD transistors exhibit high current densities, which are further enhanced via dual-gate architectures. Finally, I will discuss the remaining challenges and opportunities for the industrial integration of 2D semiconductors.
